The primary and most significant application of 2-ethyl-2-adamantanol is as a key monomer or precursor in the production of photoresist materials for semiconductor manufacturing, particularly for ArF (193 nm) immersion lithography. It is used to synthesize polymers that serve as the main resin component in chemically amplified resists. These polymers provide excellent etch resistance, transparency at 193 nm, and appropriate dissolution properties, which are critical for creating high-resolution patterns on silicon wafers. Due to its unique structure, it also serves as a specialty organic synthesis intermediate for constructing complex molecules with adamantane frameworks. Its applications extend to the development of other high-performance materials, including certain optical materials and liquid crystals.
